5214BK Electronic Adhesive is a low viscosity, single component epoxy resin adhesive designed for underfill applications in electronic assembly. It has low-temperature curing properties, which means it cures quickly at lower temperatures, significantly improving productivity. 5214BK has excellent flow properties, enabling the formation of a uniform, defect-free filler layer during underfill of BGAs or CSPs, effectively reducing stresses caused by mismatches in temperature expansion characteristics between the silicon chip and the substrate.
The adhesive has good toughness and moderate hardness, which provides good physical protection for electronic components. In addition, 5214BK's good reworkability makes it easy to perform repair work when necessary. It has a long workable time at room temperature, which makes it suitable for precision electronic assembly processes.
The low viscosity and high flow characteristics of 5214BK electronic adhesive make it ideal for underfill applications, ensuring that the filler material is uniformly distributed under the chip, improving the reliability and durability of electronic devices.
